Reactivity Profile

Chlorosilanes react with water, moist air, or steam to produce heat and toxic, corrosive fumes of hydrogen chloride. They may also produce flammable gaseous H2. They can serve as chlorination agents. Chlorosilanes react vigorously with both organic and inorganic acids and with bases to generate toxic or flammable gases. Special Hazards of Combustion Products: Irritating, toxic hydrogen chloride and phosgene may be generated in a fire.

Inhalation causes irritation of mucous membrane. Contact with eyes or skin causes severe burns. Ingestion causes severe burns of mouth and stomach.

Chlorosilanes react with water, moist air, or steam releasing heat and toxic, corrosive fumes of hydrogen chloride. The reaction may also release flammable hydrogen fumes. Attacks metals in the presence of moisture. Some chlorosilanes are pyro- phoric; self-ignite in air. Contact with ammonia can cause a self-igniting compound.

Silane gas precursor compounds having the formula (I): wherein R1, R2, and R3 each can independently be hydrogen or halogen and wherein the cyclohexadiene ring can have one or more substituents selected from the group consisting of a saturated or unsaturated, straight chain or branched alkyl group, a halogen, NO2, and C≡N are disclosed. In one form, the silane gas precursor compound is cyclohexadien-2,4-ylsilane, an air-stable liquid, that can be thermolyzed in a pyrolysis process to efficiently generate high purity silane gas. The compounds of the present invention can thus serve as a “point-of-use” precursor for silane gas.
